IRHLF7970Z4 is a R7, rad hard, -60V, -1.6A, single, P-channel MOSFET in a TO-205AF package. Its electrical performance can withstand radiation up to 100krad(Si) TID. The device maintains stable threshold voltage while providing single event gate rupture and burnout immunity. It is ideal for interfacing CMOS and TTL control circuits to power devices in harsh environments and can increase output current of PWM.
