The IRHNJ9A3034 R9 MOSFET is a rad hard device designed for space applications. With a 60V, 40A capacity and improved SEE immunity, it has been characterized for useful performance up to 300krad(Si) TID with LET up to 90MeV·cm2/mg. Low RDS(on), faster switching times, and ease of paralleling reduces power losses and increases power density. In a SMD-0.5 package, it is a COTS part with temperature stability.
