This 200V, 16A rad hard R6 N-channel MOSFET in a SMD-0.5 package is designed for space applications with improved immunity to Single Event Effects (SEE). IRHNJ63230 has low RDS(on) and fast switching times that increases power density in high-speed applications like DC-DC converters and motor controllers. With COTS classification and up to 300krad(Si) TID electrical performance, this MOSFET is made for space applications.
