Overview

Ultra-soft diodes using emitter-controlled technology have a good balance of low forward voltage and soft reverse-recovery characteristics. This results in diodes that have excellent low-conduction losses and EMI behavior. Well suited for applications running at 30 kHz like PFC and motor drives. The ultra-soft diodes are available in two voltage classes (600 V and 1200 V) and a current class up to 100 A in popular packages.

The 600 V family has been primarily designed for motor drive applications up to 30 kHz. For this reason, the outstanding feature of the diodes is the softness and VF parameter. This results in diodes that have excellent EMI behavior and low conduction losses. The entire family has been qualified with a Tj(max) of 175°C.

All silicon power diodes listed are qualified according to JEDEC standards for target applications and RoHS-compliant, plus are released and available for sampling.

The 1200 V family displays excellent softness and V F behavior and are qualified with a Tj(max) of 150°C. The diodes are also halogen-free according to IEC61249-2-21. The special feature of the 1200 V family is the availability of the TO-220 real 2pin package. The TO-220 real 2pin package has a larger creepage distance between the pins than a conventional TO-220 2pin. For 1200 V applications, the new package reduces the need for extra protection against shorts across the anode-cathode pins, like adding extra insulation material. For the customer, this reduces the time, effort, and money needed, since presently customers perform extra production steps to obtain durability against shorts.
