This N-channel MOSFET is a single, rad hard device with 200V and 16A electrical performance up to 100krad(Si) TID. JANSR2N7591U3 features improved immunity to SEE and LET up to 90MeV·cm2/mg. IR HiRel R6 technology provides high performance power MOSFETs for space applications, with low RDS(on) and faster switching times for increased power density.
