IRHF597230 is a R5, rad hard, -200V, -4.5A, single, P-channel MOSFET in a TO-205AF package that has electrical performance up to 100krad(Si) TID and SEE up to LET of 80 MeV. Its low RDS(on) and low total gate charge make them reliable for switching applications with voltage control, fast switching, and temperature stability, even in the harsh space enviroment.
