600 V Reverse Conducting Drive 2 (RC-D2) is the successor of the RC-DF IGBT. The diode is monolithically integrated which makes this technology suitable for consumer drives. The current rating of the diode was optimized in order to make this product even more competitive in terms of price and performance.

RC-D2 is also the first IGBT family to introduce the SOT-223 package to further improve the price by having a smaller package which is pin to pin compatible and replaceable with the DPAK package, fitting on the same footprint. The main improvements compared to RC-DF are the adequate performance at competitive price, good enough di/dt controllability in order to reduce electromagnetic noise, improved humidity robustness (HV-H3TRB test passed) and wide portfolio with current classes range from 4 A to 15 A and 1 A to 6 A in SOT-223.

We designed RC-D2 and IGBT6 with the minimum 3 µs short-circuit capability at the worst case condition (Vdc=400V, Tj=150V, Vge=15V). Based on our feedback from customers, they are already using 3 µs IGBTs in consumer drives application without having any problems of protecting their topologies against non-regular SC events.

600 V RC-D2 incorporates important key features, such as, operating range up to 20 kHz, humidity robust design, very tight parameter distribution, maximum junction temperature of 175°C and a short-circuit capability of 3 µs.
