Overview

The 600 V CoolMOS™ PFD7 high-voltage MOSFET series sets a new benchmark in 600 V superjunction (SJ) technologies, shaped by Infineon’s experience of more than 20 years of pioneering in superjunction technology innovation. The series combines best-in-class performance with state-of-the-art ease of use and features an integrated fast body diode, ensuring a robust device and, in turn, a reduced Bill of Material (BOM) for the customer.

This product family offers up to a 1.17 percent efficiency increase compared to CoolMOS™ P7 technologies, which leads to a power density increase of 1.8 W/in3. CoolMOS™ PFD7 pushes the SJ MOSFET technology to new limits, leading to outstanding improvements in lower conduction and charge/discharge losses as well as reduced turn-off and gate-driving losses.

A broad range of RDS(on) values (from 125 mΩ to 2O hm) in combination with a variety of packages helps in selecting the right part to optimize designs. Furthermore, integrated ESD protection of up to 2 kV eliminates ESD-related yield loss. At the same time, our industry-leading SMD package offering (DPAK (TO-252), SOT-223, and Thin-PAK 5x6) contributes to bill-of-material and Printed Circuit Board (PCB) space savings and simplifies manufacturing.

This product family broadens the CoolMOS™ 7 series, addressing ultra-high-power density chargers, travel adapters, and low-power motor drives. The 600 V CoolMOS™ PFD7 offers all the efficiency benefits enabled by fast switching and low conduction losses combined with a reduced oscillation tendency, providing ease of use.

To prevent failures during the assembly phase, the 600 V CoolMOS™ PFD7 features an ESD robustness greater than 2 kV (HBM) for RDS(on) greater than or equal to 280 mΩ.

The ultra-low reverse recovery charge (Qrr ) at the same time boosts efficiency in motor drive applications and improves reliability in high-density adapters based on half-bridge configuration (e.g., active clamp flyback), where hard commutation on a conducting body diode may occur under abnormal conditions.
