These vehicles require specialized systems, for example HVLV DC/DC converters and traction inverters, which pose significant technical, commercial and fabrication challenges along with a high-quality level. Infineon’s automotive 150 V MOSFETs are designed to meet these challenging requirements of the latest electric vehicles! With that, many other applications are also possible.

Six variants, available in three different package types and two different drain-source resistances, are based on the 6th generation of Infineon’s OptiMOS™ technology. All these automotive MOSFETs are specified for the 150 V voltage class. They are qualified to the highest standards of Infineon Automotive Quality, exceeding the industry standard of AEC-Q101.

  • Available in top-side cooled, leadless and gullwing packages
  • RDS(on) characteristics as low as 2.5 mΩ result in best-in-class performance with lowest conduction losses
  • Tight distribution of the gate threshold voltage (VGS(th)) supports perfectly synchronization of MOSFETs in parallel configuration
  • Best-in-class thermal system performance is achieved with MOSFET’s lowest thermal resistance of 0.4 K/W resulting also in lowest cooling costs on system level
  • Low switching losses at high switching frequencies
