CY14V101QS-SF108XI is a 1-Mbit (128K × 8) quad-SPI nvSRAM that combines SRAM with SONOS nonvolatile cells to retain data on power loss. AutoStore saves SRAM to nonvolatile memory at power-down using a VCAP capacitor, and RECALL restores at power-up. It supports SPI/DPI/QPI up to 108 MHz (54 MB/s) and runs from 2.7–3.6 V core with 1.71–2.0 V I/O across –40 to 85°C, in 16-pin SOIC (standard).
