JANSR2N7391 in TO-254AA package is a 400V, 22A single rad hard MOSFET that is QPL qualified. Its electrical performance is up to 100krad(Si) TID. IR HiRel rad hard R4 HEXFET technology provides high performance power MOSFETs for space applications with low RDS(on) and low gate charge. It is ideal for switching applications like DC-DC converters and motor control. It retains all MOSFET advantages.
