Based on the unique CoolMOS™ superjunction technology, the Infineon rad hard MOSFET power transistors are the worldwide benchmark in radiation hardness and electrical performance. The TID hardness is specified up to 100krad (300 krad on request) and Single Event Effect (SEE) was tested up to LET62 with Xe and LET95 with Pb ions.
With the extremely low specific RDS(ON), and comfortable Safe Operating Area (SOA) concerning SEE, Infineon offers best in class radiation hard powerMOS transistors for all kinds of space applications.
The Infineon rad hard MOSFET product range covers voltage classes from 60V up to 650V in 4 different packages. All radiation hardened MOSFETs are available as qualified bare die as well.
As the rad hard MOSFET are a European product they are unclassified in terms of export regulations.
