12インチ ウエハ上で生産された初のディスクリートTRENCHSTOP 1200V IGBT6を発表

インフィニオンテクノロジーズは、新しい1200V IGBT世代TRENCHSTOP™ IGBT6の提供を開始します。市販のディスクリートIGBTデュオパックとして、初めて12インチのウエハで製造されるものです。新しいIGBTテクノロジーは、より高い周波数と高いパワー密度へのお客様からの要求に応えて設計されました。この製品ファミリーは、15kHzから40kHzまでのスイッチング周波数で動作する、ハードスイッチングと共振トポロジーでの使用に最適化されています。IGBT6の典型的な用途には、 無停電電源（UPS）、 ソーラーインバーター、バッテリーチャージャー、電力ストレージなどがあります。 

1200V TRENCHSTOP IGBT6は2つのファミリーとしてリリースされます。S6シリーズは1.85Vの低VCE(sat)と、低スイッチング損失を実現した最高のトレードオフを持っています。H6シリーズは低スイッチング損失に最適化されています。アプリケーション上でのテストでは、従来のHighspeed3 IGBTを新しいIGBT6 S6シリーズにそのまま置き換えることで、0.2%の効率改善が確認されています。正の温度係数を持っているため、高い信頼度で簡単にデバイスの並列使用が可能です。また非常に優れたゲート抵抗制御性により、用途に合わせてIGBTのスイッチング速度を調整することが可能です。 

供給状況

1200V TRENCHSTOP IGBT6ファミリーはすでに量産が開始されています。この製品ポートフォリオでは、15Aと40AのIGBTがハーフまたはフル電流定格の還流ダイオードと共にTO-247-3パッケージに組み込まれています。また産業用途の主流定格である75Aのディスクリート製品に関しては、75AのIGBTと還流ダイオードがTO- 247PLUS の3ピンまたは4ピンパッケージに実装されています。詳細については www.infineon.com/igbt6-1200vをご覧ください。
