Based on the unique Infineon CoolMOS™ Technology the radiation hard PowerMOS Transiotors are worldwide benchmark for 250V devices in radiation hardness and electrical performance. The TID hardness is specified up to 100krad (300 krad on request) and SEE was tested up to LET55 with Xe and LET84 with Au ions.

With the extremely low specific R DS(on), and comfortable Save Operation Area (SOA) concerning SEE Infineon now offers best in class Radiation Hard PowerMOS transistors for all kinds of Space and Avionic applications.

On request the Radiation Hard PowerMOS could also be delivered as qualified bare die.
