A new innovative package using Kelvin source concept

Infineon Technologies introduces the new TO-247 4pin package in conjunction with the latest CoolMOS™ technologies of 600V CoolMOS™ C7, 650V CoolMOS™ C7 and 600V CoolMOS™ P6. With new generations of power switches becoming faster and faster, the effect of the parasitic elements of package and board limit more and more the overall system performance. An effective measure to overcome this problem is to provide an additional connection to the source (Kelvin connection), that is used as a reference potential for the gate driving voltage, thereby eliminating the effect of voltage drops over the source inductance. The achievable efficiency improvement, resulting from faster switching transients, can in fact be significant.

Performance gain of 0.6% full load efficiency can be achieved if the same die is used in a 4pin versus a 3pin package.


Lower full load losses with 4pin part allow for next ‘smaller’ MOSFET (60mΩ instead of 45mΩ), enabling a BOM cost reduction with better low load efficiency.


TO-247 4pin package offers higher efficiency by means of a dedicated source-sense pin

  • Isolated driver 1EDI60N12AF like for high side switch setup enables the floating of the kelvin source
  • No displacement current in the control circuit due to the isolation of the driver
  • Flexible driver supply: isolated and none isolated can be used
  • Kelvin source pin oscillates due to induced voltage spike on source inductance referring to power ground
  • MOSFET can be seen like high side switch in half bridge
  • Primary to secondary driver isolation eliminates impact to gate signal
